Microsemi introduces DRF1400 power MOSFETs

Microsemi Corporation announced the expansion of its RF power product line with the introduction of the DRF1400 power MOSFETs. The product is ideal for use in RF generators in a wide range of industrial, scientific and medical (ISM) sectors, such as plasma generation for semiconductor, LCD and solar cell manufacturing, as well as CO2 lasers operating at frequencies up to 30 MHz.

The DRF family from Megalomy combines RF gate drivers, RF power MOSFETs and associated bypass capacitors in a single package with high thermal performance. The DRF1400 is the first Megalo Semi device to feature a half-bridge topology with an efficiency of better than 92% at an output power of 1kW, in addition to low parasitic capacitance and inductance, As well as Schmitt trigger input, Kelvin signal ground wire, anti-ringing function, invert and in-phase (non-invert) pin selection and other auxiliary features, provide high stability and flexible control for high frequency ISM applications from kW to several kilowatts. High integration also reduces the number of bill-of-material components and costs. Other features include:

• Integrated RF driver to simplify driver design and allow input of simple logic signals;

• The internal bypass capacitor can reduce parasitic inductance and ensure the stability of the power supply voltage;

• High power output through half-bridge topology with high breakdown voltage (500V) MOSFETs;

• A proprietary package with efficient heat dissipation, capable of delivering up to 1.4 kW of output power.
